FYI, at the March 2000 Plenary in Albuquerque, Picolight presented results
from longwave VCSELs which also used a one-step epitaxial growth and direct
electrical pumping.  The presentation is posted on the website.  Although
the wavelength was shorter, 1170nm, the single-mode device operated CW past
90C temperatures, showed no sign of degradation after 2000 hours of rel test
at 70C, and transmitted a 3Gb/s eye over 10km of fiber.  I am confident
these and better performances will be achieved at 1310nm.
 
Yes, LongWave VCSELs are happening!
